The invention belongs to the technical field of composite materials and discloses a high-entropy alloy reinforced aluminum-based composite material and a preparation method thereof. The composite material takes high-entropy alloy as a reinforcing phase and takes aluminum alloy as a base body. The preparation method of the composite material comprises the following steps: packaging high-entropy alloy particles and aluminum alloy powder into a ball milling tank, sealing and mixing the powder for 5-25 hours to obtain a mixed material; packaging the mixed material into a bag; applying a pressure of 5MPa to 15MPa at room temperature to compact the mixed material in the bag to obtain a semi-finished product; putting the compacted semi-finished product into thermal extruding equipment, preheating the semi-finished product to 400-480 DEG C, preheating a mold to 200-400 DEG C, keeping the temperature of the semi-finished product and the mold for 1-3 hours to finish the preheating process, and then performing hot extrusion formation at an extrusion pressure of 5MPa to 15MPa and at an extrusion ratio of 4 to 25 to obtain the high-entropy alloy reinforced aluminum-based composite material.

In the method, a lower electrode is formed on a semiconductor substrate. A dielectric film is formed on the lower electrode. The dielectric film is thermally treated under hydrogen atmosphere. An upper electrode is formed on the dielectric film, thereby completing formation of the capacitor. The thermal treatment under the hydrogen atmosphere is performed at a temperature of 300 to 600 DEG C. using H2 gas or H2 plasma for 5 to 60 minutes. Thus, the density of an interface trap between the electrode and the dielectric film of the capacitor is reduced.

The production process comprises the steps of 1 adopting a chemical plating or vacuum salt bath plating method to plate copper or titanium on the surfaces of the graphite whiskers so as to form a plating layer with thickness of 0.1-1.5mum; 2 adding an appropriate amount of binder on the graphite whiskers with modified surfaces to perform die forming, and then adopting thermal degreasing to remove the binder and manufacture a porous prefabricated blank; and 3 stacking up the prefabricated blank and the aluminum or the aluminum alloy to perform vacuum pressure infiltration processing so as to finally obtain a graphite whisker-aluminum composite material part. The composite material prepared by means of the method has the advantages of being high in heat conductivity, low in thermal expansion coefficient, light in weight, high in densification, easy to process and the like.

The dosage of the liquid organic acid catalyst is 7 to 30 percent by mass of dialkyl phenol; the mass ratio of the water to the dialkyl phenol is 2-5:1; and the molar ratio of the aliphatic aldehyde to the dialkyl phenol is 0.45-0.60: 1. The reaction pressure is 0to 0.1MPa, the reaction temperature is 60 to 95 DEG C, and the reaction time is 4 to 7 hours. The raw material variety used by the method is reduced, and the production efficiency is improved; and the method avoids using sulfuric acid and hydrochloric acid with stronger corrosion on the equipment.

Oxide films each containing one or more kinds of metal elements included in an oxide semiconductor film are formed in contact with an upper side and a lower side of the oxide semiconductor film where a channel is formed, whereby interface states are not easily generated at an upper interface and a lower interface of the oxide semiconductor film. A material which has a lower electron affinity than the oxide semiconductor film is used for the oxide films in contact with the oxide semiconductor film, whereby electrons flowing in the channel hardly move in the oxide films and mainly move in the oxide semiconductor film. Thus, even when an interface state exists between the oxide film and an insulating film formed on the outside of the oxide film, the state hardly influences the movement of electrons.
