These polymers and photoresists have a fluoroalcohol functional group that simultaneously imparts high ultraviolet (UV) transparency and developability in basic media. The polymers also have a repeat unit derived from a C1-C25 alkyl hydroxymethylacrylate comonomer, e.g., tert-butyl hydroxymethylacrylate, or a C5-C50 polycyclic alkyl acrylate in which the polycyclic group contains a hydroxy group, e.g., hydroxyadamantyl acrylate. The materials of this invention have high UV tansparency, particularly at short wavelengths, e.g., 193 nm and 157 nm, which makes them highly useful for lithography at these short wavelengths.

The invention relates to a hyper-branched polycarboxylate high-efficiency water reducing agent and a preparation method thereof. The water reducing agent is prepared by polymerizing one of tert-butyl acrylate and methyl tert-butyl acrylate with sodium methyl-acryl sulfonate and allyl polyethenoxy ether to form a copolymer main chain, and then performing condensation polymerization on one of acrylic acid and methacrylic acid with ethylene diamine to form a hyper-branched polyamide structure which is grafted to two ends of the main chain. The preparation method comprises the following steps: (1) preparing the sodium methyl-acryl sulfonate into solution with DMF, and heating the solution in a nitrogen atmosphere; (2) dissolving the other two monomers and an initiating agent into the DMF to prepare mixed solution, and dripping the mixed solution into the step (1) to react for 1 to 20 hours; (3) adding a condensating agent CDI after the reaction and performing condensation reaction by using N-methyl morpholine as an organic base, the ethylene diamine and the acrylic acid as the monomers and the DMF as a solvent; and (4) performing vacuum distillation to remove the residual monomers and the solvent, and refluxing for 2 to 5 hours by using methylene chloride solution of trifluoroacetic acid to obtain the water reducing agent. The hyper-branched polycarboxylate water reducing agent has the advantages of low admixture, high water reducing rate, small slump loss, good compatibility with cement, no corrosivity to steel bars, strong frost resistance and the like.

The invention relates to a synthetic method of a slippery water fracturing degradable diverting agent. Lactic acid (LA) is a monomer, stannous octoate (Sn (Oct) )(2) is used as an initiator, and polylactic acid (PLA) with carboxyl at the tail end is synthesized under the protection of nitrogen; tert-butyl acrylate (TBA) and 2-acrylamide-2-methylpropanesulfonic acid (AMPS) are used as functional monomers, carboxylic azo compound (4,4'-azobis(4-cyano valeric acid)) is used as an initiator, and oligomer (AMPS-TBA) with carboxyl group at the tail end is synthesized under the protection of nitrogen; the polylactic acid (PLA) with carboxyl at the tail end, the oligomer (AMPS-TBA) with carboxyl group at the tail end and a starch solution are mixed, graft copolymerization is performed by using concentrated sulfuric acid as a catalyst; the grafted copolymer product is granulated and dried to obtain solid particles which are the slippery water fracturing degradable diverting agent. The prepared slippery water fracturing degradable temporary plugging diverting agent has the advantages of being easy to degrade, good in flowback performance, high in temporary plugging strength and environment-friendly in raw materials.

In addition, the present invention relates to the use of such copolymers in cosmetic preparations, and to such cosmetic preparations per se.

Preparation method for flexible soft monomer colloid photonic crystal emulsion

The invention relates to a preparation method for flexible soft monomer colloid photonic crystal emulsion. The method comprises the following steps: washing a tert-butyl acrylate monomer and performing reduced pressure distillation, thereby obtaining refined tert-butyl acrylate; adding a cross-linking agent and deionized water into a reactor and stirring till obtaining a homogeneous system; adding the refined tert-butyl acrylate into the reactor containing the homogeneous system, placing under the inert atmosphere shielding and uniformly stirring; heating the reaction device and then dropwise adding an initiator for initiating polymerization reaction; and filtering the obtained product, thereby obtaining the flexible soft monomer colloid photonic crystal emulsion. The preparation method is simple in equipment and convenient in operation, the product surface is clean and requires no complex post-treating process, and the prepared colloid particle has the characteristics of adjustable particle size and excellent monodisperse property.
