Semiconductor light-emitting device and methods for fabricating the same

This invention provides a light-emitting diode which is capable of extracting white light, manufactured readily and highly reliable. The light-emitting diode is fabricated by laminating a buffer layer 2, an Si (silicon)-doped GaN fluorescent layer 3, an n-GaN layer 4, an MQW emission layer 5 and a p-GaN layer 6 on a sapphire substrate 1 in this order. The Si-doped GaN fluorescent layer 3 is doped higher concentration of Si (silicon) than a conventional Si-doped GaN layer with sufficient good crystallinity. Such a Si-doped GaN fluorescent layer is excited by blue light generated in the MQW emission layer and emits yellow light. The yellow light is the complement for the blue light generated in the MQW emission layer. White light can be obtained by blending and extracting both of blue light and yellow light.

Nanostructured re-doped SiO2-base fluorescent materials and methods for production of same

A new class of nanostructured RE-doped SiO2-base materials that display superior fluorescence properties is provided. In particular, high gain combined with a broad and flat spectral band width is observed in material composed of a high fraction of a nano-dispersed metastable silicate phase in a glassy SiO2 matrix, produced by partial devitrification (crystallization) of several glassy Al2O3 / Er2O3- and Y2O3 / Er2O3-doped SiO2 compositions. Also, a highly deconvoluted spectral emission, with several prominent peaks, is observed in completely devitrified material, consisting of a uniform nano-dispersion of an equilibrium silicate phase in a crystobalite SiO2 matrix. Such enhanced fluorescence properties were observed in heat treated nanopowders prepared by vapor-phase, solgel, rapid solidification, and spray-pyrolysis methods.

The invention, which belongs to the field of biochemistry, relates to a tumor-targeting functionalized quantum dot and a preparation method thereof. The functionalized quantum dot consists of folic acid, cyclodextrin and quantum dot, and part of folic acid molecules are contained in the hydrophobic cavity of the cyclodextrin to form folic acid-cyclodextrin inclusion compound, which is then combined with the surface of the quantum dot. In the process of preparing the functionalized quantum dot, the folic acid is first combined with the Gamma-cyclodextrin to form the inclusion compound, and the Gamma-cyclodextrin-folic acid inclusion compound is then modified on the surface of the quantum dot, so that the dual-function nano material with excellent fluorescent characteristic and tumor-targeting property is produced. Since the Gamma-cyclodextrin is used to include the folic acid, the water-solubility and dispersibility of the folic acid are improved. The folic acid and the quantum dot are connected together by an effective method, and the produced fluorescent probe can be used for biological research on tumor cells. The method for preparing the fluorescent carbon quantum dot has the advantages that the raw materials are cheap; the process conditions are simple; the operation achieves the green and environment-friendly effects; the cost is low; the repeatability is high; the yield is high; the amplification mass production can be easily realized, and the like.

α-sialon phosphor that is α-sialon represented by a general expression: (M)x(Eu)y(Si, Al)12(O, N)16 (where M is one or more types of elements selected from a group consisting of Li, Mg, Ca, and Y as well as lanthanide element (except for La and Ce) and including at least Ca), the α-sialon phosphor being structured so that an oxygen content is 1.2 mass % or less and primary particles constituting the α-sialon have a columnar shape. When the α-sialon phosphor receives ultraviolet rays or visible light having a wavelength from 250 to 500 nm as an excitation source, the α-sialon phosphor shows a fluorescent characteristic having a peak in a wavelength region from 595 to 630 nm.
