For separating the substrate, there are a technique using a abruption mechanism susceptible to a stress such as a "lift-off layer" and a recesses on a substrate. A technique using laser light to cause a local dense heat stress at the abruption mechanism is effective. A nitride compound semiconductor obtained by separating the substrate may be used as a new substrate to epitaxially grow high-quality nitride compound semiconductors thereon.

Electrically, mechanically, and thermally enhanced ball grid array (BGA) packages are described. A substrate has a surface, wherein the surface has an opening therein. A stiffener has a surface coupled to the surface of the substrate. An area of the surface of the stiffener can be greater than, equal to, or less than an area of the surface of the substrate. A thermal connector is coupled to the surface of the stiffener through the opening. A surface of the thermal connector is capable of attachment to a printed circuit board (PCB) when the BGA package is mounted to the PCB. The thermal connector can have a height such that the thermal connector extends into a cavity formed in a surface of the PCB when the BGA package is mounted to the PCB. Alternatively, the stiffener and thermal connector may be combined into a single piece stiffener, wherein the stiffener has a protruding portion. The protruding portion extends through the opening when the stiffener is coupled to the substrate, and is capable of attachment to the PCB.

Support separators for high performance communications cable with optional hollow tubes for; blown optical fiber, coaxial, and/or twisted pair conductors

The present invention includes a high performance communications cable exhibiting reduced cross-talk between transmission media that includes one or more core support-separators having various shaped profiles which define a clearance to maintain a spacing between transmission media or transmission media pairs. The core may be formed of a conductive or insulative material to further reduce cross-talk. The central core region may include a hollow opening or duct for blown fiber (ABF). A method of producing this cable introduces a core support-separator as described above into a cable assembly. The specially shaped core support-separator can be either interior to the cable jacket or be employed singularly without the benefit of a jacket and extends along the longitudinal length of the communications cable. Alternatively, with no jacket for cable completion, a portion of the separator wherein a thin layer of material can act as a type of skin for future mechanical protection may exist. The specially shaped core support-separator has a central region that is either solid, partially solid, foamed, with a solid skin over the foam or hollow itself. The cable may include a plurality of shaped sections that extend outward from the central region along the length of the central region. Each of the adjacent specially shaped sections defines a distinct clearance channel that extends along the longitudinal length of the core support-separator. Each of the defined clearance channels allow for disposal therein of conductors and / or optical fibers.

Boron-Doped Single-Walled Nanotubes(SWCNT)

The present invention generally relates to methods and apparatus for the synthesis or preparation of boron-doped single-walled carbon nanotubes (B-SWCNTs). The invention provides a high yield, single step method for producing large quantities of continuous macroscopic carbon fiber from single-wall carbon nanotubes using inexpensive carbon feedstocks wherein the carbon nanotubes are produced by in situ boron substitutional doping. In one embodiment, the nanotubes disclosed are used, singularly or in multiples, in power transmission cables, in solar cells, in batteries, as antennas, as molecular electronics, as probes and manipulators, and in composites. It is another object of this invention to provide macroscopic carbon fiber made by such a method.

An apparatus and method for a wire-bond die-up area array package is described. The package includes an integrated circuit (IC) die, a substrate, and a thermally conducting body. A bottom surface of the IC die is exposed through an opening in a central region of the substrate. The die is mounted to the thermally conducting body. A bottom surface of the thermally conducting body is configured to be connected to a circuit board, such as a PWB, when the package is mounted to the circuit board. The bottom surface of the thermally conducting body may be connected directly to the circuit board, or may be coupled to the circuit board via solder balls or other mechanism. One or more wirebonds are used to electrically connect the die to a top surface of the substrate. A mold compound encapsulates the die, the wirebonds, and at least a portion of the top surface of the substrate, and fills a gap between peripheral edges of the IC die and inner walls of the substrate central window opening. A matrix of solder balls is attached to a bottom surface of the substrate.

The method is suitable for preparing various two-dimensional materials such as graphene, and composite thin films and laminated heterostructure thin films of the two-dimensional materials; electric property, heat property, mechanical property and the like of the thin film are greatly improved; and the method is used in the field of high-performance electric conduction / heat-conduction thin films, heat management materials, high-strength thin films, electronic / optoelectronic devices, compact energy storage, gas / ion separating films, proton transmitting films and the like.

A pyroelectric infrared sensor device with improved sensitivity and relative detection rate and reduced manufacturing cost. The infrared sensor device includes a substrate of rectangular shape. The substrate is made of a pyroelectric material, such as tetragonal-system lead titanate pyroelectric ceramics. A pair of comb-shaped electrode patterns each having a set of parallel conductive open-ended fingers are disposed on the top surface of the substrate such that the open-ended fingers of one electrode pattern are spatially interdigitated in relation to those of the other. The paired comb-shaped electrodes have at least three finger pairs whereas the interelectrode distance corresponding to the gap between neighboring fingers is greater than 100 micrometers. These comb-shaped electrodes satisfying the criteria render the pyroelectric material, upon application of a DC voltage between them, substantially horizontally polarizable at or near the top substrate surface which acts as the infrared light receiving plane. An opposite electrode is on the entire bottom surface of the substrate. This electrode has portions insulatively overlapping the comb-shaped electrodes with the pyroelectric material being sandwiched therebetween.

The present invention discloses a field-effect transistor (FET) type biosensor and a bio-signal amplification method. The biosensor comprises a field-effect transistor chip, a biomolecular immobilization layer and at least one primer. The biomolecular immobilization layer is formed on a gate surface of the FET chip or a surface of an external device connected to a gate. The primer used for performing a nucleic acid amplification is immobilized onto the gate surface or the external device surface by binding with the biomolecular immobilization layer, such that an analyte can have a nucleic acid amplification reaction with the primer at room temperature or a constant temperature environment. With an extension of a nucleic acid sequence, the inducing electricity of the FET gate surface can be increased so as to amplify an inspection signal, thereby enhancing the sensitivity of the FET type biosensor effectively.
