Cleaning formulations

The present invention relates to an aqueous cleaning composition used to remove unwanted organic and inorganic residues and contaminants from semiconductor substrates. The cleaning composition comprises a urea derivative such as, for example, dimethyl urea, as the component that is principally responsible for removing organic residues from the substrate. A fluoride ion source is also included in the cleaning compositions of the present invention and is principally responsible for removing inorganic residues from the substrate. The cleaning compositions of the present invention have a low toxicity and are environmentally acceptable.

According to the method, a methyl cyanoacetyl urea solution and caustic soda liquid are used as raw materials, the methyl cyanoacetyl urea solution and the caustic soda liquid are input into an impinging stream reactor at a certain speed and are in rapid contact and fully mixed in the reactor, then the mixture enters a reaction kettle, the temperature of the reaction kettle is controlled to be 50-150 DEG C, the reaction kettle is provided with an online pH meter, the pH value is controlled according to the end point, and caustic soda liquid is supplemented; the method comprises the following steps: reacting a dimethyl cyano acetylurea solution with liquid caustic soda in a reaction kettle to generate 6-amino-1, 3-dimethyluracil slurry, and carrying out centrifugal separation to obtain the product 6-amino-1, 3-dimethyluracil. In the reaction process, the 6-amino-1, 3-dimethyluracil is prepared through impinging stream atomization reaction, and the particle size distribution can be controlled. According to the invention, the caustic soda liquid and the dimethyl cyanoacetylurea solution are continuously fed, and the two solutions are rapidly and uniformly mixed in the impinging stream mixer, so that the reaction efficiency is improved, and good economic efficiency can be obtained.

The invention provides an antibacterial and anti-wrinkle fabric care agent. The care agent comprises the following components in parts by weight: 5-8 parts of polyoxyethylene ether, 3-5 parts of dimethylurea, 3-5 parts of sodium polyacrylate, 2-3 parts of hydroxyethyl cellulose, 3-5 parts of sodium alkyl benzene sulfonate, 1-2 parts of urea, 1-2 parts of potassium nitrate, 0.3-0.5 part of potassium oxalate, 0.2-0.3 part of sodium alginate, 3-5 parts of ethanol and 50-60 parts of water. The antibacterial and anti-wrinkle fabric care agent has the beneficial effects that the care agent has good inhibitory effects on various bacteria and has an antibacterial rate higher than 70% especially on Escherichia coli and staphylococcus aureus; the antibacterial rate is still maintained at a higher level after washing 40 times and is above 65%; meanwhile, the care agent has a good anti-wrinkle property; the dry and wet wrinkle recovery angles of the fabric treated with the antibacterial and anti-wrinkle fabric care agent are increased by more than 30%; the wrinkle recovery angle is basically invariable after soaping 40 times.
