Control of dopant diffusion from buried layers in bipolar integrated circuits

An integrated circuit and method of fabricating the integrated circuit is disclosed. The integrated circuit includes vertical bipolar transistors (30, 50, 60), each having a buried collector region (26′). A carbon-bearing diffusion barrier (28c) is disposed over the buried collector region (26′), to inhibit the diffusion of dopant from the buried collector region (26′) into the overlying epitaxial layer (28). The diffusion barrier (28c) may be formed by incorporating a carbon source into the epitaxial formation of the overlying layer (28), or by ion implantation. In the case of ion implantation of carbon or SiGeC, masks (52, 62) may be used to define the locations of the buried collector regions (26′) that are to receive the carbon; for example, portions underlying eventual collector contacts (33, 44c) may be masked from the carbon implant so that dopant from the buried collector region (26′) can diffuse upward to meet the contact (33). MOS transistors (70, 80) including the diffusion barrier (28) are also disclosed.

Dual nitrogen implantation techniques for oxynitride formation in semiconductor devices

Provided is a technique for fabrication of a nitrided gate oxide and shallow trench isolation (STI) oxide liner in a semiconductor depletion into STI oxide and the RNCE in CMOS devices by introducing nitrogen to the STI edges of the p-well. This technique improves isolation performance and is also effective to harden the oxide to reduce boron penetration. Nitridization of the STI liner may be conducted on its own or in combination with gate oxide nitridization, both with beneficial effect with regard to the RNCE. The nitridization may also be focussed on the channel region of the gate oxide in particular in order to mitigate RSCE.

Stabilized biodegradable neurotoxin implants

Biodegradable neurotoxin implants and methods of making and using such implants are provided. Biodegradable neurotoxin implants include a neurotoxin, a biodegradable polymer component, and an acidity regulating component. The biodegradable polymer component is effective in controlling the release of the neurotoxin from the implant when the implant is located in a patient's body. The acidity regulating component is effective in maintaining a pH of the implant in a desired range that may be effective in stabilizing the neurotoxin as the implant biodegrades when the implant is located in a patient's body. In one embodiment, an implant includes a botulinum toxin, a biodegradable polymer, and either monomers from which a biodegradable polymer is derived or oligomers including monomeric units substantially identical to a monomer from which a biodegradable polymer is derived, or a combination of such monomers and oligomers. The oligomers and biodegradable polymer may be derived from a single type of monomer. The implants disclosed herein may be administered to a human or animal patient in which a therapeutic effect is desired for prolonged periods of time.

Method of shielding biosynthesis reactions from the ambient environment on an array

A method of fabricating an array of biopolymers provides a shield for biochemical reactions and biochemical reactants and is particularly useful for those reactions and reactants that are susceptible to reaction with a component of the ambient environment during the fabrication of the array. The method is applicable to the conventional fabrication and synthesis methods used to fabricate a biopolymer array, such as in situ synthesis of biopolymers on an array and the attachment of pre-synthesized biopolymers on to an array. The method comprises applying a non-miscible fluid (NMF) to the array surface where the biopolymers are being synthesized or attached. The NMF is inert and insoluble with the biochemical reactants and other ancillary materials in solution used in conventional synthesis or attachment of biopolymers. The NMF provides a shield between the ambient atmosphere and the biopolymer synthesis materials or the deprotected pre-synthesized biopolymer at the surface of the array during the synthesis or attachment processes. The NMF may be applied as droplets over each feature location on the surface or may be applied by flooding the surface of the array to fully cover the features. Biomonomer or biopolymer solutions are deposited into or through the NMF to the feature locations on the surface of the array where the synthesis or attachment reactions are to take place using conventional deposition equipment to eject the solutions into the NMF. The NMF provides a shield for activated biomonomers that are susceptible to reaction with a component in the ambient environment, such as moisture in the air. Moreover, the NMF provides a shield for pre-synthesized biopolymers that are susceptible to evaporation when deprotected for attachment to the array surface. The method provides a means by which the potential reactivity of the activated biomonomer or deprotected biopolymer with an ambient atmosphere component can be kept low. As a result, biopolymer arrays can be more accurately fabricated.

Forming uniform silicide on 3D structures

By using a non-conformal diffusion barrier in conjunction with a similarly deposited non-conformal initial deposition of siliciding material, a substantially uniform and conformal silicide can be formed in a 3D structure such as the fin of a FinFET. The siliciding material may be nickel (Ni), the diffusion barrier may be titanium (Ti) or titanium nitride (TiN). Generally, the diffusion barrier may be any material which will inhibit, but not block, diffusion of the siliciding material into the silicon. In this manner, a non-conformal barrier deposition, in conjunction with a non-conformal silicide material deposition, after anneal, results in substantially conformal silicide formation.

For each mapping, the method further comprises calculating a connection strength between the location in the first image and the corresponding location in the second image. According to the invention, forming of a field stop (FS) region and a collector at a back side of an IGBT device is not carried out after completion of a metal-oxide-semiconductor field effect transistor (MOSFET) manufacturing of the IGBT and back-side grinding but is carried out before, after and during the MOSFET manufacturing process in an interspersed mode. A thick FS is formed; after the forming of the FS with the needed thickness, devices like a front-side MOSFET are manufactured without influencing characteristics of devices that are manufactured afterwards and includes a MOSFET at a front side of a silicon ship. And the high temperature process of the manufacturing of the devices at the front-side of the silicon chip has little impact on the FS with the thickness of 20 to 30 micrometers. Ion implantation of P type impurities of the back-side collector is carried out after deposition of an oxide layer at the side wall of the front-side MOSFET and the activation of the P type impurities is carried out by the thermal process of the manufacturing of the front side MOSFET; and the activation rate is high and the damage caused by the ion implantation can be eliminated. Therefore, an IGBT with high breakdown voltage, low electricity leakage, conduction voltage drop positive temperature coefficient and low switching loss is manufactured.

An automobile or vehicle having a high efficiency solar control system is provided. The automobile may have a window defined by a sheet of glass and a film mounted to its exterior side. The film may reflect solar radiation in the near and mid infrared ranges yet allow high transmission of light in the visible range such that the occupants of the automobile may view his / her surroundings through the window. The film may have a layer of silver which reflects the solar radiation in the near and mid infrared ranges. Since the silver is susceptible to oxidation and turns the silver into a black body which absorbs the near and mid infrared radiation, the film may be designed to slow the rate of oxidation of the silver layer to an acceptable level. The silver layer may be sandwiched between the glass which does not allow oxygen to diffuse there through and reach the layer of silver and a stack of sacrificial layers having a certain thickness which slows down the rate of oxygen diffusion to an acceptable level.
