Semiconductor light-emitting device and method for manufacturing the same

Semiconductor light emitting device and methods for its manufacture comprises a plurality of textured district defined on the surface of the substrate. The initial inclined layer deposition serves to guide the extended defects to designated gettering centers in the trench region where the defects combine with each other. As a result, the defect density in the upper section of the structure is much reduced. By incorporating a blocking mask in the structure, the free propagation of extended defects into the active layer is further restricted. The present invention is useful in the fabrication of semiconductor light emitting devices in misfit systems.

Semiconductor structures for gallium nitride-based devices

A nitride semiconductor is grown on a silicon substrate by depositing a few mono-layers of aluminum to protect the silicon substrate from ammonia used during the growth process, and then forming a nucleation layer from aluminum nitride and a buffer structure including multiple superlattices of AlRGa(1-R)N semiconductors having different compositions and an intermediate layer of GaN or other Ga-rich nitride semiconductor. The resulting structure has superior crystal quality. The silicon substrate used in epitaxial growth is removed before completion of the device so as to provide superior electrical properties in devices such as high-electron mobility transistors.

Method for distributing keys for encrypted data transmission in a preferably wireless sensor network

A method for distributing keys for encrypted data transmission in a preferably wireless sensor network. Initially nodes store a subset of keys from a set of keys. A powerful sink node located in the centre of the wireless sensor triggers the key election procedure and sensor nodes choose from a locally broadcasted key-ID list one key to be stored on each node. All other initially stored keys are subsequently deleted. The process is iteratively until the edge of the network is achieved. Such key pre-distribution suits for the encryption of reverse multicast traffic to the sink node which is the pre-dominant traffic pattern in wireless sensor networks.

Immersed reflective polarizer with angular confinement in selected planes of incidence

A film construction (330) includes a broad band reflective polarizing film (312) that may be immersed in an ultra low refractive index medium (332, 334). The reflecting polarizing film is characterized by a pass axis and a block axis, and its reflectivity for white light of the pass state polarization increases with increasing incidence angle to provide a compressed or narrowed viewing cone selectively in one plane of incidence. In some embodiments, the plane of incidence associated with the compressed viewing cone is aligned with the pass axis. In other embodiments it is aligned with the block axis.

Offset Track

An offset track forms a pattern perpendicular to the centerline of the track which enables tracks to be formed with even or odd number of metal inserts and thus accommodate virtually any tracked vehicle. The offset track uses variations in body thickness and lug width to provide a high performance offset track with improved ride, minimum vibration and longer wear. Use of full size and mini-inserts in a single track minimizes the weight and further enhances the performance of an offset track.

Yoke structure that is adapted to be secured to a tube using magnetic pulse welding techniques

A magnetic pulse welding operation is performed to secure first and second metallic components together, such as a yoke and a driveshaft tube in a vehicular driveshaft assembly. The yoke includes a first portion, such as a body portion, and a second portion, such as a pair of opposed yoke arms, that are separated by a bridge portion. The end of the driveshaft tube is disposed co-axially about the body portion of the yoke, and a magnetic pulse welding operation is performed to secure the end of the driveshaft tube to the body portion of the yoke. The bridge portion can be defined by a groove formed in either the outer surface or the inner surface of the yoke. The groove may have side portions that extend either generally perpendicular or are angled or tapered relative to an axis of rotation of the yoke. If desired, a pair of opposed, semi-circular grooves may be formed in the yoke to define the bridge portion. The bridge portion allows the yoke arms to be elastically deformed and can also limit the propagation of shock waves through the yoke that can result from the performance of the magnetic pulse welding operation.
