Systems for Atomic Layer Deposition of Oxides Using Krypton as an Ion Generating Feeding Gas

An atomic layer deposition system and method utilizing radicals generated from a high-density mixed plasma for deposition is disclosed. A high-quality oxide or oxynitride can be deposited by exposing a substrate to a first precursor which is adsorbed onto the substrate during a first phase of one deposition cycle. After purging the deposition chamber, the substrate is exposed to a second precursor which includes oxygen radicals and krypton ions formed from the high-density mixed plasma. The ions and radicals are formed by introducing a radical generating feed gas (e.g., O2) and an ion generating feed gas into a plasma chamber and exciting the gases to form the high-density mixed plasma. The radicals and ions are then introduced to the substrate where they react with the first precursor to deposit a layer of the desired film. Krypton is preferably used as the ion generating feed gas because the metastable states of krypton lead to an efficient dissociation of oxygen into oxygen radicals when compared with other inert gases.

An adaptive mode control apparatus and method for adaptive beamforming based on detection of a user direction sound are provided. The adaptive mode control apparatus includes a signal intensity detector that searches for signal intensity of each designated direction to detect signal intensity having a maximum value when a voice signal of each direction is input through at least one microphone; and an adaptive mode controller that compares the signal intensity having the maximum value detected through the signal intensity detector with a threshold value and determines whether to perform an adaptive mode of a Generalized Sidelobe Canceller (GSC) according to the comparison results. Therefore, a lack of control of adaptation of an adaptive filter of the conventional art is solved. That is, as one condition for guaranteeing performance of adaptive beamforming, adaptation of an adaptive filter is not performed when noise of a sound with a high autocorrelation is cancelled.

Fast high-accuracy multi-dimensional pattern inspection

A method and apparatus are provided for identifying diffe rences between a stored pattern and a matching image subset, where variations in pattern position, orientation, and size do not give rise to false differences. The invention is also a system for analyzing an object image with respect to a model pattern so as to detect flaws in the object image. The system includes extracting pattern features from the model pattern; generating a vector-valued function using the pattern features to provide a pattern field; extracting image features from the object image; evaluating each image feature, using the pattern field and an n-dimensional transformation that associates image features with pattern features, so as to determine at least one associated feature characteristic; and using at least one feature characteristic to identify at least one flaw in the object image. The invention can find at least two distinct kinds of flaws: missing features, and extra features. The invention provides pattern inspection that is faster and more accurate than any known prior art method by using a stored pattern that represents an ideal example of the object to be found and inspected, and that can be translated, rotated, and scaled to arbitrary precision much faster than digital image re-sampling, and without pixel grid quantization errors. Furthermore, since the invention does not use digital image re-sampling, there are no pixel quantization errors to cause false differences between the pattern and image that can limit inspection performance.

On the other hand, when the engine operation request signal from the air conditioner is not output, a determination level whether or not the compressor operates is changed so that a stop range of the engine is enlarged, while the pleasant performance of the passenger compartment is set in a suitable range. Accordingly, the pleasant performance of the passenger compartment is improved while fuel economy performance of the engine is improved.
