The invention relates to a device and method for preparing a large-size high-quality graphene single crystal. The device comprises a shell and a top cover. The top cover is internally provided with a gas spray head with a gas distributing pipe so that inlet high-purity gas can enter a reaction cavity in an evenly-distributed mode. The reaction cavity is composed of sealed silica pipes, a graphite heating element connected between the two sealed silica pipes in an inserted mode and a graphite crucible placed in the graphite heating element. The graphite crucible is used for containing a SiC wafer substrate. A cooling water system and an intermediate frequency coil are arranged outside the graphite heating element. A gas outlet is formed in the bottom of the shell. The invention further provides the method for preparing the large-size high-quality graphene single crystal on the SiC substrate. By means of the device and method, the migration rate of the high-quality graphene crystal prepared on the SiC substrate is higher than that of graphene prepared through a SiC high-temperature pyrolysis method by 1-2 orders of magnitudes.

The method comprises the following steps: (1) weighing according to the stoichiometric proportion of all atoms in Mg2 (1+0.02) Si (1-x) Sbx (0<=x<=0.025), then grinding and uniformly mixing the atoms, and pressing the uniformly mixed powder into a block; (2) subjecting the block obtained in the step (1) to the self-propagating reaction, and then naturally cooling to obtain a single-phase Mg2 (1+0.02) Si (1-x) Sbx compound; (3) grinding the obtained product into powder, and performing discharge plasma activated sintering to obtain the high-performance Mg2Si-based thermoelectric material. The method provided by the invention has the advantages of quickness in reaction, simple process, high efficiency, energy saving, good repeatability and the like, the whole preparation process can be completed within 0.5 h, and the thermoelectric figure of merit ZT of the obtained block can reach 0.73 at 875K.

The new method comprises the following steps of: 1) weighing Pb powder, S powder and Se powder as raw materials according to the stoichiometric ratio of all the atoms in PbS(1-x+y)Se(x+z), wherein x is greater than or equal to 0 and less than 1.0, y is equal to 0.02 and z is equal to 0; and when x is equal to 1.0, y is equal to 0 and z is equal to 0.02; next, grinding the powdery raw materials and mixing evenly, and then pressing into blocks; 2) arousing the self-propagating reaction of the blocks obtained in the step 1), naturally cooling after the reaction is completed, thereby obtaining a single-phase PbS(1-x)Sex solid solution; 3) grinding the PbS(1-x)Sex solid solution into powder, performing discharge plasma activated sintering to obtain the high-performance PbS(1-x)Sex based thermoelectric material. The new method provided by the invention has the advantages of high reaction speed, simple process, high efficiency and energy conservation, good repeatability and the like; the whole preparation process can be completed in 0.5 hour.
