The present invention relates to a nano-scale MOS device having a saddle structure. Particularly, the invention relates to a high-density, high-performance MOS device having a novel structure capable of improving the scaling-down characteristic and performance of the MOS device, in which a channel and gate structure is formed in the shape of a saddle. The inventive MOS device is mainly characterized in that a channel region is recessed, a gate insulating film and a gate electrode are formed on the surface and sides of the recessed channel, and the gate electrode is self-aligned with the recessed channel. Namely, in the disclosed MOS device, a portion of the insulating film around the recessed channel is selectively removed to expose the surface and sides of the recessed channel. According to the present invention, the scaling-down characteristic of the device is excellent and current drive capability is greatly increased since a channel through which an electric current can flow is formed on the surface and sides of the recessed channel. Also, the ability of the gate electrode to control the channel is enhanced. Accordingly, the invention can improve device characteristics.

A system and method for growing nanotubes out of carbon and other materials using CVD uses a catalytic transmembrane to separate a feedstock chamber from a growth chamber and provide catalytic material with separate catalytic surfaces to absorb carbon atoms from the feedstock chamber and to grow carbon nanotubes in the growth chamber. The catalytic transmembrane provides for greater flexibility to independently control both the gas environment and pressure in the chambers to optimize absorption and carbon growth and to provide instrumentation in the growth chamber for in-situ control of defects or observation of the carbon nanotube growth.

Control console and seating arrangement for motorized watercraft

A novel rotatable seating arrangement for a motorized watercraft has an integral console with instrumentation and watercraft controls thereon to allow the watercraft's operator to control operation of the watercraft from one location, and to perform other functions, such as fishing without obstruction from the console and from the same position while retaining the ability to control the watercraft. The seating arrangement has a generally upright pedestal fixed to the watercraft's deck and a platform pivotally mounted atop the pedestal. A seat is fixed to the platform for supporting the operator in an upright seated position, the seat and platform being rotatable about a longitudinal axis of said pedestal to make available to the operator a 360 degree viewing area while operating the watercraft from the seated position. A locking system on the platform engages the pedestal for controlling rotation of the seat. A control console for carrying watercraft instrumentation and controls is fixed to the rotateable platform adjacent the seat within reach and view of the operator to allow operation of the watercraft while seated. The control console includes a left side portion to the left side of a seated operator and a right side portion to the right side of a seated operator, which side portions are located just above the height of the base of the seat to avoid interfering with the seated operator's use of hand-held equipment. An engine throttle and shift controller is located on the left or right side portion, and a steering controller is located on the other side portion, to allow the operator to operate the watercraft in the seated position regardless of the rotation of the seat.

Cancer treatment system

An invention is disclosed for combating cancer. In vitro studies have shown that alpha-MSH inhibits the proliferation of various mesothelioma cell lines. The invention is directed to a system and method for combating cancer and, in a specific embodiment, mesothelioma. Use of a therapeutic composition containing alpha-MSH and / or derivatives of alpha-MSH is disclosed for treatments including but not limited to parenteral administrations, direct targeting of cancer cells, gene therapy and local administrations using a cannula. Certain derivatives of alpha-MSH, NDP-alpha-MSH for example, are particularly effective in combating growth in mesothelioma cell lines.
