Method and system for classifying an integrated circuit for optical proximity correction

A method and system for performing optical proximity correction (OPC) on an integrated circuit (IC) chip design is disclosed. The system and method of the present invention includes dividing the IC chip into a plurality of local task regions, identifying congruent local task regions, classifying congruent local task regions into corresponding groups, and performing OPC for each group of congruent local task regions.By identifying and grouping congruent local task regions in the IC chip, according to the method and system disclosed herein, only one OPC procedure (e.g., evaluation and correction) needs to be performed per group of congruent local task regions. The amount of data to be evaluated and the number of corrections performed is greatly reduced because OPC is not performed on repetitive portions of the IC chip design, thereby resulting in significant savings in computing resources and time.

Embodiments of the present invention provide a system and method for bi-directional synchronization of a cache. One embodiment of the system of this invention includes a software program stored on a computer readable medium. The software program can be executed by a computer processor to run in user space and perform steps that can include receiving a database asset from a database; storing the database asset as a cached file in a cache; determining if the cached file has been modified; and if the cached file has been modified, communicate the cached file directly to the database. In one embodiment of the present invention, the software program can determine if the cached file has been modified through automatic notification from a file management system. Alternatively, the software program can poll a cached file to determine if the cached file has changed.

Various computer-implemented methods are provided. One computer-implemented method for generating input for a simulation program includes combining information about a defect detected on a partially fabricated reticle with information about phase assigned to an area of the reticle proximate to the defect. The phase is to be added to the reticle on a level other than a level on which the defect is formed. The defect is detected on the reticle prior to addition of the phase to the reticle. Another computer-implemented method includes generating a simulated image of a defect on a reticle using information about the defect generated by inspection of one level of the reticle in combination with information about a different level on the reticle.
