Micro-balance sensor integrated with atomic layer deposition chamber

The invention is directed to QCM measurements in monitoring ALD processes. Previously, significant barriers remain in the ALD processes and accurate execution. To turn this exclusively dedicated in situ technique into a routine characterization method, an integral QCM fixture was developed. This new design is easily implemented on a variety of ALD tools, allows rapid sample exchange, prevents backside deposition, and minimizes both the footprint and flow disturbance. Unlike previous QCM designs, the fast thermal equilibration enables tasks such as temperature-dependent studies and ex situ sample exchange, further highlighting the feasibility of this QCM design for day-to-day use. Finally, the in situ mapping of thin film growth rates across the ALD reactor was demonstrated in a popular commercial tool operating in both continuous and quasi-static ALD modes.

A convenient and efficient method for heating or cooling the mobile phase fluid of a chromatographic system prior to its entry into the chromatographic column is described. The “preheating” or “precooling” process is carried out using an apparatus containing a short length of tubing where the mobile phase is heated or cooled. The heating or cooling is performed using a heating or cooling element that is in intimate thermal contact with the exterior of the tubing. The temperature change of the mobile phase is measured downstream by a non-invasive, low-mass sensing element on the exterior of the tubing. With a low mass heating or cooling element, the device can be very responsive and allows for rapid equilibration and convenient temperature programming of the mobile phase. This configuration also requires only a short mobile phase contact time, is non-invasive, adds no dead volume, and allows for use of columns over a wide range of internal diameter, flow rates and temperatures.

Active sensor for micro force measurement

An active micro-force sensor is provided for use on a micromanipulation device. The active micro-force sensor includes a cantilever structure having an actuator layer of piezoelectric material and a sensing layer of piezoelectric material bonded together. When an external force is exerted on the sensor, the sensor deforms and an applied force signal is recorded by the sensing layer. The applied force signal is then fed back to the actuating layer of the sensor via a servoed transfer function or servo controller, so that a counteracting deformation can be generated by the bending moment from the servoed actuating layer to quickly balance the deformation caused by the external micro-force. Once balanced, the sensor beam comes back to straight status and the tip will remain in its equilibrium position, thus the sensor stiffness seems to be virtually improved so that the accurate motion control of the sensor tip can be reached, especially, at the same time, the micro-force can also be obtained by solving the counteracting balance voltage applied to the actuating layer.
