A dynamic memory circuit in which the inherent bipolar transistor effect within a floating body transistor is utilized to store an information bit. A floating body of a storage transistor stores an information bit in the form of an electric charge. The floating body is charged and discharged via an access transistor during data write operations. The inherent bipolar transistor resident within the floating body transistor increases the effective capacitance of the floating body which acts as the storage node, and thereby enhances the magnitude of the discharge current which represents the stored information bit during read operations.

A silent time reminding device including a soft elastic fastening band and a main body. The fastening band can be fitted on a suitable part of human body. A clipped section is disposed on an outer face of the fastening band to define a pocket with the fastening band. At least one setting key and a resilient clip are disposed on the main body. The resilient clip can be easily extended into the pocket to clip the clipped section so as to detachably associate the main body with the fastening band. A user can wear the fastening band with the main body contacting a surface of the user's body. The main body is at least inbuilt with a timer and a vibration module. At a specific time, the timer drives the vibration module to vibrate for shocking the surface of the user's body to achieve a reminding effect.

A silicon containing fin is formed on a semiconductor substrate. A silicon oxide layer is formed around the bottom of the silicon containing fin. A gate dielectric is formed on the silicon containing fin followed by formation of a gate electrode. While protecting the portion of the semiconductor fin around the channel, a bottom portion of the silicon containing semiconductor fin is etched by a isotropic etch leaving a body strap between the channel of a finFET on the silicon containing fin and an underlying semiconductor layer underneath the silicon oxide layer. The fin may comprise a stack of inhomogeneous layers in which a bottom layer is etched selectively to a top semiconductor layer. Alternatively, the fin may comprise a homogeneous semiconductor material and the silicon containing fin may be protected by dielectric films on the sidewalls and top surfaces of the silicon containing fin.

The first unit is capable to collect raw data defining the activities either in terms of distance or acceleration. The first unit transmits the collected raw data in a wireless fashion to a second unit, which receives the transmitted raw data, processes it and calculates various parameters, defining the said physical activities, and represents the calculated parameters in a form recognizable by the exerciser. The system enables tracking, recording and updating the relevant information, provides improved feedback and thus helps to the exercising individual to improve his performances.

A system and method that uses a non-invasive method, such as a wearable module equipped with sensors placed on a subject connected to a computer-linked module, to monitor life signs like heartbeat waveforms and body temperatures. Life signs indicate the health of a living being or a dynamic system (a mechanical system containing moving parts, like motors). The health of the system is defined by a set of known good spectra (such as its frequency / wavelet transform spectrum), with deviations triggering alerts. A garment embedded with a piezoelectric material and an electronic temperature sensor, when placed in contact with the body, captures acoustic waves from the heart and body temperature. Both sensors are connected to a garment-mounted module with an embedded flexible printed antenna (WEM). A separate WEM with reconfigured daughterboard software forms a bidirectional wireless data connection to a computer. A software program compares the received spectrum to its database spectrum and alerts the user when deviation is determined by a set of rules.

A top oxide layer is disposed under a silicon nitride spacer on top of the trenched gate for insulating the trenched gate from the source region. A source contact disposed in a trench opened into the body region for contacting a body-contact dopant region and covering with a conductive metal layer such as a Ti / TiN layer. In a preferred embodiment, the semiconductor power device constitutes an asymmetrical double diffusion metal oxide semiconductor field effect transistor (DMOSFET) device.

Ultrasound patient interface device

An ultrasound coupling device for acoustically coupling an ultrasound transducer with a patient's body comprises a fluid chamber having an ultrasound transducer interface for placing an ultrasound transducer in contact with water within said fluid chamber. The coupling device also has a patient interface comprising a water permeable membrane. The membrane has an internal membrane surface which is in contact with the water in the water tank and an external membrane surface can be placed in contact with the patient's body. The membrane is specially designed to allow water from inside the water tank to slowly permeate or “leak” to the external membrane surface while such surface is in contact or placed in very close proximity to the patient's skin. The slow permeation rate maintains the external membrane surface wet and free of air bubbles during a procedure which can take several hours. At the same time, the slow rate of permeation does not cause any water spillage around the patient.

The SRAM cell has a hybrid SOI / bulk structure wherein the source / drain diffusions do not penetrate to the underlying insulator layer, resulting in a FET in the surface of an SOI layer with a body or substrate contact formed at a shared contact. FETs are formed on SOI silicon islands located on a BOX layer and isolated by shallow trench isolation (STI). NFET islands in the SRAM cells include a body contact to a P-type diffusion in the NFET island. Each NFET in the SRAM cells include at least one shallow source / drain diffusion that is shallower than the island thickness. A path remains under the shallow diffusions between NFET channels and the body contact. The P-type body contact diffusion is a deep diffusion, the full thickness of the island. Bit line diffusions shared by SRAM cells on adjacent wordlines may be deep diffusions.

When the body contact (74) is connected to G2 (66), a predetermined static bias Vg2 is provided to G2 (66) depending upon the isolation wall bias (Vbias) and the first distance (745). The resulting device (40, 60) operates at higher voltage with lower Rdson and less HCI.

Method of forming a body contact using BOX modification

A novel method for forming substrate contact regions on a SOI substrate without requiring additional space, and in order to provide lower diffusion capacitance. The method utilizes known semiconductor processing techniques. This method for selectively modifying the BOX region of a SOI substrate involves first providing a silicon substrate. Then, ion implanting the base using SIMOX techniques (e.g. O2 implant) is accomplished. Next, the substrate is photopatterned to protect the modified BOX region. Then, further ion implanting using a "touch-up" O2 implant is accomplished, thereby resulting in a good quality BOX as typically practiced. The final step is annealing the substrate. The area of the substrate, which had a mask present, would not receive the "touch-up" O2 implant (second ion implant), which in turn would result in a leaky BOX.
