Semiconductor on insulator vertical transistor fabrication and doping process

A process for conformally doping through the vertical and horizontal surfaces of a 3-dimensional vertical transistor in a semiconductor-on-insulator structure employs an RF oscillating torroidal plasma current to perform either conformal ion implantation, or conformal deposition of a dopant-containing film which can then be heated to drive the dopants into the transistor. Some embodiments employ both conformal ion implantation and conformal deposition of dopant containing films, and in those embodiments in which the dopant containing film is a pure dopant, the ion implantation and film deposition can be performed simultaneously.

Dynamic write cache size adjustment in raid controller with capacitor backup energy source

A high data availability write-caching storage controller has a volatile memory with a write cache for caching write cache data, a non-volatile memory, a capacitor pack for supplying power for backing up the write cache to the non-volatile memory in response to a loss of main power, and a CPU that determines whether reducing an operating voltage of the capacitor pack to a new value would cause the capacitor pack to be storing less energy than required for backing up the current size write cache to the non-volatile memory. If so, the CPU reduces the size of the write cache prior to reducing the operating voltage. The CPU estimates the capacity of the capacitor pack to store the required energy based on a history of operational temperature and voltage readings of the capacitor pack, such as on an accumulated normalized running time and warranted lifetime of the capacitor pack.

Switch for turning off therapy delivery of an active implantable medical device during MRI scans

An MRI-compatible electronic medical therapy system is provided for temporarily preventing current flow through an implanted lead wire in the presence of an induced radio frequency, magnetic, or static field. One or more normally closed switches are disposed in series between the AIMD and the one or more distal electrodes. The switch may be incorporated in the AIMD, lead wire, or within or adjacent to the electrode. The switch remains closed during normal AIMD-related therapy, but temporarily opens in the presence of an induced radio frequency, magnetic, or static field so as to prevent current flow through the electrode and lead wire. The switches prevent current from circulating that could be induced by a medical therapeutic diagnostic device, which can cause overheating of lead wires, excessive currents or temperatures and tissue damage.
