Atomic layer deposition using metal amidinates

Metal films are deposited with uniform thickness and excellent step coverage. Copper metal films were deposited on heated substrates by the reaction of alternating doses of copper(I) NN′-diispropylacetamidinate vapor and hydrogen gas. Cobalt metal films were deposited on heated substrates b the reaction of alternating doses of cobalt(II) bis(N,N′-diispropylacetamidinate) vapor and hydrogen gas. Nitrides and oxides of these metals can be formed by replacing the hydrogen with ammonia or water vapor, respectively. The films have very uniform thickness and excellent step coverage in narrow holes. Suitable applications include electrical interconnects in microelectronics and magnetoresistant layers in magnetic information storage devices.

Novel sulfonate salts and derivatives, photoacid generators, resist compositions, and patterning process

Sulfonate salts have the formula: CF3—CH(OH)—CF2SO3−M+ wherein M+ is a Li, Na, K, ammonium or tetramethylammonium ion. Because of inclusion within the molecule of a hydroxyl group which is a polar group, the sulfonic acids are effective for restraining the length of acid diffusion through hydrogen bond or the like. The photoacid generators that generate these sulfonic acids perform well during the device fabrication process including coating, pre-baking, exposure, post-exposure baking, and developing steps. The photoacid generators are little affected by water left on the wafer during the ArF immersion lithography.

The invention relates to a method for preparing thermal-reversible cross-linking polyisobutene rubber capable of being processed repeatedly. According to a rubber matrix, a bromination poly(isobutene-co-p-methylstyrene) copolymer containing benzyl bromide functional groups is adopted, and the benzyl bromide functional groups generate a cross-linking reaction with a cross-linking agent easily; dimeric cyclopentadiene carboxylic acid sodium salt or dimeric cyclopentadiene carboxylic acid kali salt is adopted, by the adoption of a blended vulcanization mode, the thermal-reversible cross-linking agent generates an esterification reaction with the rubber matrix to form a dicyclopentadiene cross-linking bridge key, and then the rubber is prepared after hot press is performed. The prepared rubber is equivalent to traditional vulcanized rubber in stretchability and heat resistance, the tensile strength of the rubber is stabilized to be about 70% of original performance, the elongation at break is stabilized to be about 60% of original performance, rubber raw materials can be obviously saved, meanwhile, leftover materials can be reprocessed to be finished products, reutilization of the leftover materials is achieved, in this way, the utilization rate of resources is increased, and environmental friendliness and saving are achieved.

Preparation of nitrogen heterocyclic compound metal salt or its heterocyclic compound complex

The invention relates to a synthetic method for preparing nitrogen heterocyclic compound metal salt and nitrogen heterocyclic compound metal salt heterocyclic compound complex. Under a solvent-free condition, nitrogen heterocyclic compounds are mixed with corresponding metal hydrides, and ball milling is carried out to obtain corresponding nitrogen heterocyclic compound metal salt; under the solvent-free condition, ball milling of a mixture of the nitrogen heterocyclic compounds, the corresponding metal hydrides, and heterocyclic compound ligands according to a certain ratio is carried out, or ball milling of a mixture of the nitrogen heterocyclic compound metal salt and a certain amount of heterocyclic compound ligands is carried out, so as to obtain nitrogen heterocyclic compound metal salt heterocyclic compound complex. The ball milling temperature is generally between -100 DEG C and 300 DEG C; the rotating speed is between 10 rpm and 500 rpm; the ball milling time is generally controlled to be 1-300 hours. The preparation method has the advantages of simplicity, practicality, no solvent, no reaction balance point, reaction thoroughness, reaction process monitorability, and easy amplification.

Method for preparing low zinc low iron clarification rongalite

The invention relates to a method for preparing low-zinc low-iron clear rongalite, which comprises the steps that: rongalite solution is used as a raw material and quinoline organic precipitator is used for precipitating zinc and ferrous ions in the solution before concentration; then, sampling and filtering are carried out, ammonia-ammonium chloride with the pH of 10 is used for buffering the solution with Eriochrome black T as a visualization reagent, and the content of the residual zinc ions in filtrate is measured by colorimetry; after the measured value meets the control requirement of 1 to 3mg/L, stirring is stopped, after precipitation and aging are carried out for 2 to 3 hours, precipitates are filtered away and then the filtrate is colorless and transparent; then, cooling for crystallization, crushing and packaging are carried out for obtaining the products of the clear rongalite with zinc and ferrous contents lower than 10PPm after the filtrate is concentrated to the content of over 98 percent at a vacuum level ranging from minus 0.085 to minus 0.095mPa and temperature lower than 75 DEG C. The invention has the advantages that the products prepared by the method have good stability and zinc and ferrous contents of lower than 10PPm, thus meeting special requirements on rongalite products by industries such as medicine and rubber, etc.
