A method of manufacturing a semiconductor device having a low-k dielectric layer is provided. An embodiment comprises forming a dielectric layer on a substrate, wherein the layer comprises a pore generating material dispersed in an uncured matrix. A second step comprises forming pores in the uncured matrix by irradiating the layer with radiation having a first wavelength. After pore forming, a third step comprises cross-linking the dielectric by irradiating it at a second wavelength, the second being less than the first. In an embodiment, the irradiating wavelengths comprise ultra-violet radiation. Embodiments may further include repairing processing damage wherein the damage includes dangling bonds or silanol formation. The repairing includes annealing in a carbon-containing ambient such as C2H4, C3H6, or hexamethyldisilazane (HMDS).

In one embodiment of the invention, a transmitting spectral filter includes a thin film layer and a grating structure. The thin film layer is made of transmitting material to transmit a first incident radiation within a first band around a first wavelength. The first incident radiation is reflected from a mirror in an optical path. The grating structure is deposited on the thin film layer and is etched to have a grating period. The grating period causes transmission of the first incident radiation within the first band and causes at least one of reflection and diffraction of the second incident radiation above a second wavelength out of the optical path.

The invention discloses an ultra violet radiation cross-linking polymeric material for 3D printing and a preparation method and a product thereof. Main components of the material contain, by weight, 100 parts of unsaturated resin and 0.5-5 parts of an UV cross-linking agent. In addition, the material also contains, by weight, 0.1-0.5 part of an antioxidant, 1-20 parts of a powder, 0-10 parts of a pigment and 0-5 parts of other auxiliary agents, which help enhance a printing effect of the material. With the addition of the UV cross-linking agent and by the utilization of ultraviolet irradiation, unsaturated resin is subjected to crosslinking after 3D printing extrusion so as to form a three-dimensional net structure. Heat resistance, resistance to chemical corrosion and mechanical strength of a moulding material are all raised to a large extent. Thus, unsaturated resin has a wider application prospect in 3D printing materials.

A positive-working radiation-sensitive composition for use with a radiation source comprises one or more polymers capable of being eluted in an alkaline aqueous solution and a development-enhancing compound. The invention provides a positive-working photosensitive composition of good sensitivity for use with one or both of ultra-violet radiation and an infrared laser radiation source. The composition is stable in its state before exposure and has an excellent handling property. The sensitivity of a radiation-sensitive coating based on the composition of this invention is increased without compromising the handling characteristics. Radiation-sensitive elements based on the composition of the invention have good development latitude. A positive-working lithographic printing precursor is based on the radiation-sensitive composition coated on a hydrophilic surface. The precursor is developable using an alkaline aqueous solution, and may be used with a radiation source in lithographic applications, such as conventional imaging systems, computer-to-plate systems or other direct imaging applications. The precursor is stable in its state before exposure and has an excellent handling property.

The exposure device is able to supply only EUV radiation to a mask, while eliminating radiation other than the EUV radiation. A multi layer made from a plurality of Mo / Si pair layers is provided upon the front surface of a mirror, and blazed grooves are formed in this multi layer. Radiation which is incident from a light source device is incident upon this mirror, and is reflected or diffracted. Since the reflected EUV radiation (including diffracted EUV radiation) and the radiation of other wavelengths are reflected or diffracted at different angles, accordingly their directions of progression are different. By eliminating the radiation of other wavelengths with an aperture and / or a dumper, it is possible to irradiate a mask only with EUV radiation of high purity.
