High power broadband superluminescent diode

A superluminescent diode according the present invention employs a uniform AlGaInAs quantum well on an InP substrate, emitting in a range of 1100 to 1800 nm. The favorable conduction band: valence band offset ratio of this material system enables superluminescent diodes which simultaneously provide high power and large optical bandwidth. A recent reduction to practice of the present invention simultaneously demonstrates output power exceeding 100 mW and bandwidth exceeding 100 nm. A preferred embodiment of this invention uses multiple uniform AlGaInAs quantum wells with two confined quantum states and energetic separation in a range of 100-130 nm. An alternate preferred embodiment uses non-uniform wells, with each well having two confined quantum states. The present invention is particularly useful in time domain and spectral domain optical coherence tomography systems, providing increased resolution and tissue penetration for in-vivo imaging.

By adding the suspension stabilizer, the solution is suspended stably, thereby achieving the purpose of leading the solution to be homogeneous. The detection method is simple, rapid and accurate, and has high-sensitivity.

The reflection plate is composed of a light guide plate and a reflection film or a spectral selection thin film. The back face of the light guide plate is provided with a microstructure which is covered with the reflection film or the spectral selection thin film, and more sunshine is selectively and evenly reflected to the surfaces of the modules. When the inclination angle of the reflection plate is 28.7 degrees, the generating capacity of the photovoltaic modules can be improved by 21.94 percent, and the cost of the reflection plate is only 0.6 Yuan / W. By means of the arrangement form of the photovoltaic power generation system additionally provided with the reflection plate, the power generation cost can be reduced while the effective power generating capacity of the system is improved, and efficient cost performance is achieved.
