Single-electron floating-gate MOS memory

A Single Electron MOS Memory (SEMM), in which one bit of information is represented by storing only one electron, has been demonstrated at room temperature. The SEMM is a floating gate Metal-Oxide-Semiconductor (MOS) transistor in silicon with a channel width (about 10 nanometers) which is smaller than the Debye screening length of a single electron stored on the floating gate, and a nanoscale polysilicon dot (about 7 nanometers by 7 nanometers by 2 nanometers) as the floating gate which is positioned between the channel and the control gate. An electron stored on the floating gate can screen the entire channel from the potential on the control gate, and lead to: (i) a discrete shift in the threshold voltage; (ii) a staircase relation between the charging voltage and the shift; and (iii) a self-limiting charging process. The structure and fabrication of the SEMM is well adapted to the manufacture of ultra large-scale integrated circuits.

The terminal may perform the initial cell search including reception of the system information in the cell bandwidth and perform other reception / transmission / monitoring operation(s) in the power-saving bandwidth. Accordingly, a low-cost terminal implementation is enabled, which is particularly advantageous for the machine communication terminals.

The first armature layer includes a first surface and a second armature layer having a second surface positioned adjacent to the first surface. The displacement region provides relative displacement between the armature layers. The multi-layer construction of the armature in combination with the displacement region creates considerable design freedom in choosing armature geometry outside conventional bounds posed by the above-mentioned constraint between armature cross-sectional area and its mechanical stiffness. The design freedom can be applied to achieve numerous performance benefits for the moving armature receiver such as higher electroacoustic conversion efficiency, increased maximum sound pressure output or smaller overall length of the multi-layer armature. The smaller length leads to a smaller size of moving armature receivers which is an important performance metric for moving armature receivers for numerous severely size-constrained applications.

System and method for cryogenic hybrid technology computing and memory

A system and method for high-speed, low-power cryogenic computing are presented, comprising ultrafast energy-efficient RSFQ superconducting computing circuits, and hybrid magnetic / superconducting memory arrays and interface circuits, operating together in the same cryogenic environment. An arithmetic logic unit and register file with an ultrafast asynchronous wave-pipelined datapath is also provided. The superconducting circuits may comprise inductive elements fabricated using both a high-inductance layer and a low-inductance layer. The memory cells may comprise superconducting tunnel junctions that incorporate magnetic layers. Alternatively, the memory cells may comprise superconducting spin transfer magnetic devices (such as orthogonal spin transfer and spin-Hall effect devices). Together, these technologies may enable the production of an advanced superconducting computer that operates at clock speeds up to 100 GHz.

The pipe also includes a divider extending between opposed points of the interior surface for dividing the interior passageway into an inflow passageway for conducting water from the proximal end to the distal end of the pipe, and an outflow passageway for conducting water from the distal end to the proximal end of the pipe. The divider segregates the water in the outflow passageway from the water in the inflow passageway.

In an internal combustion engine having a pair of balancer shafts (53, 54), an engine torque is transmitted from a crank gear (28) to an oil pump gear (74) on a drive shaft (73) of an oil pump (71) via a first idler gear (84) and the first balancer shaft gear (64). Alternatively, the engine torque may be transmitted to the fuel pump from the crank gear to the fuel pump gear via the first idler gear, second balancer shaft gear and second idler gear. As the oil pump gear is actuated by the crank gear via the first idler gear, the oil pump gear is not subjected to the loading caused by the balancer shaft, and hence can be made of a compact and light-weight gear. Furthermore, this allows the various gears to be arranged in an efficient (in terms of the overall weight for the given mechanical strength requirements) and compact manner.
