Integration of pre-S/D anneal selective nitride/oxide composite cap for improving transistor performance

The present invention facilitates semiconductor device operation and fabrication by providing a cap-annealing process that improves channel electron mobility without substantially degrading PMOS transistor devices. The process uses an oxide / nitride composite-cap to alter the active dopant profile across the channel regions. During an annealing process, dopants migrate out of the Si / SiO2 in a channel region thereby altering the dopant profile of the channel region. This altered profile generally improves channel mobility thereby improving transistor performance and permitting smaller density designs.

Drainage system for cerebrospinal fluid

ActiveUS20080033400A1The structure is easy to operateImprove accuracyFluid parameterWound drainsControl mannerEngineering
The object of providing a cerebrospinal fluid drainage system 1 which reacts precisely to changes in pressure in the cerebrospinal fluid, with ease of operation, is achieved by the present invention in that a pump 5 is used for draining the cerebrospinal fluid (liquor), wherein operating measured values supplied by sensors act as controlled variable for the operation of the pump. The pressure in the liquor line currently measured by a pressure sensor 10, the liquor pressure in the intracranial cavity being treated, measured intracorporeally by a pressure sensor, and / or the volume of liquor already pumped out, as operating measured value, can, for example, serve as the basis for operational control of the pump of the liquor drainage system. The liquor drainage system according to the invention has the advantage that the liquor is drained not only simply on the basis of the excess pressure in the intracranial cavity being treated, but is actively pumped out of the intracranial cavity in a controlled manner, in particular with constant measurement of the liquor pressure. In this way the pumping capacity can be regulated depending on requirement and the drainage pressure or the liquor pressure kept reliably within a specific pressure range.

Electron beam proximity correction method for hierarchical design data

A method for formulating an exposure dose for an electron beam on a resist film for a pattern of geometric shapes which compensates for electron scattering effects utilizing hierarchial design data which is preserved to as great as an extent as possible in the computation of the exposure dose. The exposure dose is corrected for both the forward scatter and backscatter effects of the electron beam in which the design data is modified for interactions of shapes which are affected only over the forward scatter range. In another version of the method, a multiple Gaussian approximation is used where the short term Gaussian terms are treated as the forward scatter terms and the long term Gaussian terms are treated as the back scatter terms.

An overvoltage protective device for wind energy installations is designed for connection to a connecting line having at least one inductance between a wind energy installation and a grid system. The overvoltage protective device has a controller which operates a limiting unit as a function of an overvoltage at the wind energy installation. The limiting unit comprises a spur line having an induction module and a power tapping module which is provided with a switching unit. This yields a second power strand which can accept a considerable reactive current if necessary, thus increasing the voltage drop across the inductance, as a result of which the voltage acting on the wind energy installation is reduced.
