The metamorphic buffer layer comprises at least one window layer, an overshoot layer and at least one first sub-buffer layer. Each sub-buffer layer is located between the first sub-cell and the overshoot layer, and the lattice constant of each sub-buffer layer increases progressively in the direction from the first sub-cell to the second sub-cell. The overshoot layer is located between the sub-buffer layer closest to the second sub-cell and the window layer closest to the first sub-cell, and the lattice constant of the overshoot layer is greater than that of the secondsub-cell.
